Ultrasensitive monolayer-MoS2 heterojunction photodetectors realized via an asymmetric Fabry-Perot cavity

Two-dimensional (2D) materials have attracted significant attention as a promising candidate for electronic and optoelectronic devices. However, low absorption impairs the performance of few-layer 2D material-based photodetectors (PDs). Herein, we purpose an asymmetric Fabry-Perot cavity consisting dielectric layer metallic film to enhance interactions between light monolayer molybdenum disulfide (MoS2). The external quantum efficiency MoS2 heterojunction PD is enhanced by more than two orders magnitude via optimizing thickness layer. monolayer-MoS2/nickel oxide exhibits large on/off ratio 2 × 105, responsivity 703 A W−1, ultrahigh detectivity 1.31 1015 Jones. best value ever reported monolayer-MoS2 PDs. Our results may pave way high-performance
